GaN and SiP

With the GNP3018TF-Z, ROHM has developed a 650 V GaN HEMT / 18 mΩ in a TOLT (top side cooling) package. Other variants with Rdson values of 28 mΩ and 40 mΩ are also available.

This series is based on the third generation of GaN HEMT development. Compared to the second generation, the third generation improves the FOM (figure of merit) by approximately 30%.

This enables further miniaturisation and improvement of energy efficiency in power supply systems that require high voltage resistance and high switching speeds.

This package features a compact design with excellent heat dissipation, high current capacity and superior switching performance.

It is increasingly used in applications that require high power consumption.

The entire portfolio now offers 8x8, TOLL and TOLT variants in addition to the DFN package.

ROHM has already expanded its GaN product portfolio with the addition of the BM3GxxMUV-LB power stage ICs in the 650V class, which combine a gate driver and a 650V GaN HEMT in a VQFN package.

Further variants are now also available that can be used for easy replacement of existing MOSFET solutions. This combination of

GaN HEMT and integrated drivers also has 4-terminal connections with gate, drain, source and Kelvin source and is available in the standard DFN8x8, TOLL and Top Side Cooling (TOLT) packages.

Another integration option is to combine the GaN HEMT with the driver and controller in a single package.

Power stage ICs with power factor correction circuits (BCM-PFC) and the integration of a QR flyback (quasi-resonant) controller in various power classes round off the product portfolio.

Further variants, such as totem pole PFC (CRM) versions, are currently in development.
